1. LARGE WIRE ULTRASONIC BONDING WEDGES - PAGE 1 (2)

Large wire bonding (0.003in./76 to 0.020in./508) is used for products requiring larger amounts of power. Because of the high cost of gold, almost all large wire bonding is done with aluminum wire. The exception to this is the larger sizes of gold ribbon, covered below under the Ribbon Bonding Section. There are currently three large wire wedge styles all having different termination methods. Each style requires an appropriately equipped wire bonder. These three styles of wedges are:

Each of these three styles is discussed below.
The first style uses the same technique for terminating the second bond as is used for small wire wedges. This style of wedge will have a concave or flat face bond foot. The BR of the wedge is used to create a weak point at the heel area of the lead bond. This enables the wire to break during the wire clamp termination. This is typically the style of wedge that is used for gold and aluminum wire and usually is not effective in wire sizes above 0.005in./127m.

The second style of wedge for large wire bonding utilizes the double parallel groove design. The method was developed by Orthodyne.

The wire passes under the through groove to make the first bond. Then it switches to the cut-off groove to bond the second bond and terminate the wire.
